憶阻器是一種新型的電子元件,其作用類(lèi)同于大腦中信息處理基本單元的神經(jīng)突觸功能,用其構(gòu)建的芯片具有類(lèi)腦學(xué)習(xí)和低功耗的特點(diǎn),是未來(lái)神經(jīng)形態(tài)器件和人工智能器件重要發(fā)展方向。近日,我校物理與信息科學(xué)學(xué)院材料原子分子科學(xué)研究所許并社領(lǐng)導(dǎo)的認(rèn)知材料團(tuán)隊(duì)尉國(guó)棟教授在著名國(guó)際學(xué)術(shù)期刊《Small》上發(fā)表題為“SiC@NiO Core-Shell Nanowire Networks-Based Optoelectronic Synapses for Neuromorphic Computing and Visual Systems at High Tempersture”的高水平論文。我校碩士研究生申偉康為第一作者,物理學(xué)院王盼老師為共同第一作者,尉國(guó)棟教授和李國(guó)強(qiáng)教授為共同通訊作者,陜西科技大學(xué)為第一通訊單位,華南理工大學(xué)為共同通訊單位,該論文的發(fā)表標(biāo)志著我校在基于第三代半導(dǎo)體碳化硅基光電突觸器件在神經(jīng)形態(tài)計(jì)算和人工視覺(jué)系統(tǒng)方面的突破。
由于在結(jié)構(gòu)、信息傳輸和計(jì)算方面具有相似性,一維納米線網(wǎng)絡(luò)成為神經(jīng)形態(tài)系統(tǒng)研究領(lǐng)域的一個(gè)前景廣闊的平臺(tái),并且基于納米線網(wǎng)絡(luò)的神經(jīng)形態(tài)突觸器件有望克服當(dāng)前馮-諾依曼瓶頸,從而實(shí)現(xiàn)高信息處理率和低功耗的智能高效傳感和計(jì)算功能。碳化硅(SiC)是近年來(lái)國(guó)內(nèi)外重點(diǎn)研究和發(fā)展的第三代寬帶隙半導(dǎo)體材料,是制備高性能、可應(yīng)用于惡劣環(huán)境下的光電器件的理想材料。在前期大量研究工作基礎(chǔ)上,本報(bào)道利用SiC@NiO核殼納米線網(wǎng)絡(luò)構(gòu)建了高質(zhì)量具有非易失性能的光電突觸器件。該器件具有良好的電響應(yīng)性,表現(xiàn)出可調(diào)節(jié)的突觸可塑性,如短期可塑性(STP)、長(zhǎng)時(shí)程增強(qiáng)(LTP)、長(zhǎng)時(shí)程抑制(LTD)、興奮性突觸后電流(EPSC)、雙脈沖易化(PPF)和脈沖時(shí)序依賴(lài)可塑性(STDP)等。除了這些基本的電突觸行為外,該器件還成功地展示了先進(jìn)的神經(jīng)形態(tài)功能,如光致雙脈沖異化(PPF)、短期記憶(STM)、長(zhǎng)期記憶(LTM),以及在室溫和高溫條件下的“學(xué)習(xí)-遺忘-再學(xué)習(xí)”認(rèn)知功能??紤]到該器件的光敏性和穩(wěn)定性,成功構(gòu)建了一個(gè)5×3的光電突觸陣列。通過(guò)調(diào)節(jié)光照射的次數(shù),該裝置展示了模擬圖案化視覺(jué)記憶的能力。此外,該器件還驗(yàn)證了異源突觸易化的概念,從而完善了神經(jīng)網(wǎng)絡(luò)的架構(gòu),增強(qiáng)了神經(jīng)形態(tài)計(jì)算能力??傊?,神經(jīng)形態(tài)SiC-NiO納米線薄膜作為一種新穎的光電憶阻材料,其同時(shí)集合寬帶隙SiC和NiO半導(dǎo)體材料、一維納米結(jié)構(gòu)和納米線薄膜的眾多優(yōu)異性能于一身,有助于在高效、高穩(wěn)定、高集成度、低功耗的紫外視覺(jué)神經(jīng)形態(tài)器件、視覺(jué)智能紫外火焰監(jiān)控等領(lǐng)域取得重大突破,為未來(lái)類(lèi)腦器件的發(fā)展帶來(lái)奠定一定的前期研究基礎(chǔ)。

尉國(guó)棟,男,1981年出生,山西大同人,現(xiàn)工作單位為陜西科技大學(xué)物理與信息科學(xué)學(xué)院。博士,教授,博士生導(dǎo)師,長(zhǎng)期致力于碳化硅基半導(dǎo)體納米材料的可控制備及其光電器件應(yīng)用研究。到目前為止,已經(jīng)在國(guó)內(nèi)外學(xué)術(shù)刊物發(fā)表SCI收錄論文100多篇。在AFM、JACS, NAPG, CEJ, Small, ACS AMI, CC, Nanoscale, Nanoresearch, JMCA, JPCC, APL等期刊上發(fā)表論文100余篇(第一作者/通訊作者論文50余篇)和發(fā)明專(zhuān)利18項(xiàng),H因子為39,受邀作為40余種國(guó)際知名刊物的審稿人;主持和參與國(guó)家自然基金委項(xiàng)目5項(xiàng),973計(jì)劃前期研究專(zhuān)項(xiàng)、寧波市科技攻關(guān)等10多項(xiàng)不同級(jí)別的項(xiàng)目,其中主持國(guó)家自然基金面上和青年各一項(xiàng),浙江省和吉林省面上項(xiàng)目各一項(xiàng)。
